چکیده

Thermal annealing effects on the characteristics of intrinsic defects in unintentionally doped 4H–SiC were investigated. The 4H–SiC samples were prepared by Low-Pressure Chemical Vapor Deposition (LPCVD) technique. Results show that there is only one Electron Spin Resonance (ESR) peak and a broad, from green to yellow, photoluminescence (PL) band were detected. These results are attributed to the native defects of carbon vacancy (VC) and complex carbon compound vacancy. The concentration of the intrinsic defects increases and reaches its maximum annealing at 1573 K, then decreases with the anneal temperature. Both ESR and PL have significant changes when the samples were annealed for 60 min. The concentration variation in unintentionally doped 4H–SiC is process dependent and is related to the interaction among the various intrinsic defects during the annealing. The silicon capping layer may also play an important role for these defect interactions particularly when the annealing was lasted for 60 min. Crown Copyright 2010 Published by Elsevier Ltd. Observation of glassy ferromagnetism in Al-doped 4H-SiC.

Glassy ferromagnetism is observed in diluted magnetic semiconductor Al-doped 4H-SiC. We propose a possible explanation for the origin of ferromagnetism order that is the coeffect of sp(2)/sp(3) configuration along with the structural defects. This result unambiguously demonstrates the existence of intrinsic ferromagnetism order in nonmagnetic sp systems.

Ab initio study of the annealing of vacancies and interstitials in cubic SiC: Vacancy-interstitial recombination and aggregation of carbon interstitials

The annealing kinetics of mobile intrinsic defects in cubic SiC is investigated by an ab initio method based on density-functional theory. The interstitial-vacancy recombination, the diffusion of vacancies, and interstitials to defect sinks ~e.g., surfaces or dislocations! as well as the formation of interstitial clusters are considered. The calculated migration and reaction barriers suggest a ...

High Power Bipolar Junction Transistors in Silicon Carbide

As a power device material, SiC has gained remarkable attention to its high thermal conductivity and high breakdown electric field. SiC bipolar junction transistors (BJTs) are interesting for applications as power switch for 600 V-1200 V applications. The SiC BJT has potential for very low specific on-resistances and this together with high temperature operation makes it very suitable for appli...

Verification of Near-Interface Traps Models by Electrical Measurements on 4H-SiC n-channel MOSFETs

4H-SiC n-channel lateral MOSFETs were manufactured and characterized electrically by current-voltage measurements and by numerical simulation. To describe the observed electrical characteristics of the SiC MOSFETs, Near-Interface Traps (NIT) and mobility degradation models were included in the simulation. The main finding of the simulation is that two models for the NIT states in the upper part...
